Power transistor mounting technology. Concerning the thermal resistance at the boundaries of the solder One of the main problems with the power transistor crystal mounting is achieving the low thermal resistance between the active area of the device and its package to avoid overheating of transistor. The authors consider possible causes of this resistance and make recommendations for improving the technology of crystal mounting to the package.
