Increasing the resistance to stress migration of aluminum based film structures in microelectronics The article describes the method for improving the quality of aluminum based thin films composing a conductive pattern of submicron semiconductor devices and chips. To eliminate or minimize defects a passivating layer of titanium nitride is formed on the aluminum alloy layer, which helps to neutralize residual stresses in the structure and trap migrating aluminum atoms, which significantly reduces stress migration processes in the system.
